IC Packaging Engineer The Role
As part of AMD’s Package Engineering team, you will drive package design feasibility and define packaging technology to support challenging product performance requirements, including BOM, signal integrity, thermo-mechanical, quality, cost, yield and reliability
The Person

  • Hands on package layout and design experience. Experience in designing high complexity products (FCBGA, MCM, 2.5D, WLFO, chiplet packages)
  • Hands on experience in Allergo Cadence and other layout tools.
  • Had experience in scripting to improve substrate layout efficiency.
  • Good knowledge of SI/PI and high speed interfaces (DDR, GDDR, PCIE, USB) and Package design (package layout, architecture, design rules, ballout/pin out development)
  • Strong understanding of Packaging/assembly/substrate interactions and dependencies with various package technologies.
  • Interact directly with OSAT/bumping/assembly/substrate suppliers/partners, Business units and customers.

Key Responsibilities:

  • Responsible for substrate design feasibility for new programs and products.
  • Collaborate with Product and Package Architects, SOC, business unit, SI/PI team, Platform team and other stakeholders to define package layout/stackup/etc that meet the products requirements.
  • Drive Package development for complex products (large FCBGA, MCM, SCM, chiplet, etc) working with cross functional teams (SOC, Platform, Quality/Reliability, SI/PI, Package design, etc) for product qualification and HVM enablement.
  • Drive projects with OSATs and suppliers on assembly, bumping, package integration, substrate design/manufacturing, materials development, etc
  • Drive Package development & NPI including pre/post silicon bringup, qualification, yield improvement, etc

Preferred Experience:

  • Prior hands on substrate layout design experience on high complexity packages (FCBGA, SCM, MCM, 2.5D/3D, WLFO, etc) and/or interposer design
  • Prior knowledge of Perl or Skill Script Programming
  • Good working knowledge of SI/PI fundamentals.
  • Good understanding of cross functional packaging areas including backend/assembly process technologies, 1st & 2nd level interconnect reliability, SI/PI, package design, thermal & mechanical.

Academic Credentials:

  • BS/MS/PhD in Mechanical, Electrical, Materials Science, Chemical Engineering or other relevant disciplines.

The Role:

This position is responsible for coordinating and overseeing all administrative duties that pertain to supporting specific groups in Product and Platform Engineering including director level support. This level of support includes, but is not limited to, project coordination, calendar and meeting management, travel, goods & services purchasing, report preparation, and expense reporting.

GPU/CPU Performance Architect

We looking for an outstanding technical contributor to help optimize performance of AMD-based next-generation GPU accelerators for HPC and Machine Learning! As a hardworking and dedicated Server GPU Performance Architect in the MI SOC Architecture Team, you will optimize SOC performance by seeing opportunities across all parts of system architecture, spanning the application and related frameworks, driver, GPU core, memory & I/O subsystems. You will collect and analyze performance profiling data and traces to isolate performance bottlenecks, and share the insights to help drive features into the next generation of server GPUs and software stack components. The ideal candidate is encouraged to be well informed on the latest trends in GPU accelerated HPC and ML, and be able to quickly determine, in a data-driven manner, how next generation server GPUs and platforms should be engineered to support those needs

Key Responsibilities:

  • Establishes and maintains AMD’s technological leadership position
  • Deals with problems requiring groundbreaking approaches
  • Makes technical decisions that have a significant impact on product families, go to market strategies and customer satisfaction
  • Has technical time horizon of generally 6 to 18 months.
  • Accountability on project execution with influence on project/product time-to-market schedules.
  • Work closely with other team members to understand design architecture and to propose solutions to improve/enhance performance with given SoC/IP and markets.
  • Architectural modeling, performance triage, deeper analysis, identifying bottlenecks working with architects and proposing solutions for performance improvement.
  • Developing tools and methodology for performance modeling, workloads analysis.
  • Proposing, communicating and implementing solutions to issues.
  • Participate in collaborative development and workload performance optimization with AMD’s partners/customers.

Position Requirements:

  • Outstanding foundation in systems architecture, cutting across CPU or GPU, memory, storage and I/O subsystems
  • Experience in developing Performance Modeling and Simulation Tools for CPUs, GPUs or SoC components
  • Proficient in Unix, C++, and Scripting languages such as Python
  • Strong Software Engineering skills, and experience working with Version-controlled software systems in a co-operative environment
  • Experience analyzing CPU, GPU or System-level Micro-Architectural features to identify performance bottlenecks within different workloads
  • Experience with Performance monitoring tools such as Hardware performance counters and Visualization tools
  • Exposure to GPU accelerator performance benchmarks and codes are a plus (HPL, STREAM, etc)
  • Excellent communication skills (verbal, written, and presentation)
  • > 2 years relevant industry or academic research experience

Education Requirements:

Master’s degree required, PhD preferred, emphasis in Electrical or Computer Engineering, Computer Architecture, or Computer Science with SoC/IP performance studies.
